چکیده

Submitted for the MAR17 Meeting of The American Physical Society Shot noise at spin-dependent hopping in tunnel junctions with ferromagnetic electrodes VIKTOR SVERDLOV, SIEGFRIED SELBERHERR, Institute for Microelectronics, TU Wien — Although resistance modulation with magnetic field due to spin-dependent resonant tunneling [1] is likely responsible for a larger signal than expected from spin accumulation measured within a three-terminal spin injection setup [2], the reason for the discrepancy is still under scrutiny [3]. An additional characteristic capable to distinguish between spin-dependent trap-assisted tunneling and spin accumulation due to direct tunneling is needed. We calculate the shot noise at spin-dependent hopping and demonstrate that, due to the Pauli spin blockade in a magnetic field parallel to the magnetization of the ferromagnetic contacts, the Fano factor is significantly enhanced above its value at direct tunneling. Only in this case the spin-dependent tunneling rates are determined by the two spinup and spin-down eigenvalues of a 4×4 non-symmetric transition matrix, while in the general case all four eigenvalues contribute into the transition rate. This explains the discrepancy between [1] and [4], where only the two eigenstates are considered. 1.Y.Song and H.Dery, PRL 113, 047205 (2014). 2.R.Jansen, Nature Materials 11, 400 (2012). 3.A.Spiesser et al., Appl.Phys.Express 9, 103001 (2016). 4.Z.Yue et al., PRB 91, 195316 (2015). Enhanced Shot Noise as a Signature of Trap-Assisted Tunneling in Magnetic Tunnel Junctions: a Monte Carlo Approach

A numerical Monte Carlo approach to evaluate transport due to spin-dependent trap-assisted tunneling in magnetic tunnel junctions has been developed. The current and the low frequency current noise is calculated. It is shown that the shot noise at spin-dependent hopping is significantly enhanced due to the Pauli spin blockade. This provides an additional characteristic for identifying spin-depe...

Shot noise in magnetic tunnel junctions: evidence for sequential tunneling.

We report the experimental observation of sub-Poissonian shot noise in single magnetic tunnel junctions, indicating the importance of tunneling via impurity levels inside the tunnel barrier. For junctions with weak zero-bias anomaly in conductance, the Fano factor (normalized shot noise) depends on the magnetic configuration being enhanced for antiparallel alignment of the ferromagnetic electro...

Spin effects in single electron tunneling

An important consequence of the discovery of giant magnetoresistance in metallic magnetic multilayers is a broad interest in spin dependent effects in electronic transport through magnetic nanostructures. An example of such systems are tunnel junctions – single-barrier planar junctions or more complex ones. In this review we present and discuss recent theoretical results on electron and spin tr...

Semiclassical theory of spin-polarized shot noise in mesoscopic diffusive conductors

We study fluctuations of spin-polarized currents in a three-terminal spin-valve system consisting of a diffusive normal metal wire connected by tunnel junctions to three ferromagnetic terminals. Based on a spin-dependent Boltzmann-Langevin equation, we develop a semiclassical theory of charge and spin currents and the correlations of the currents fluctuations. In the three terminal system, we s...

Spin-torque shot noise in magnetic tunnel junctions.

A spin polarized current may transfer angular momentum to a ferromagnet, resulting in a spin-torque phenomenon. At the same time the shot noise, associated with the current, leads to a nonequilibrium stochastic force acting on the ferromagnet. We derive a stochastic version of the Landau-Lifshitz-Gilbert equation for a magnetization of a "free" ferromagnetic layer in contact with a "fixed" ferr...
